Yes, it's got to be Bill Hartnell! His character was unpredictable, sometimes he did quite nasty things (eg, deliberately breaking the Tardis so they'd have to stay on Skaro, in 1st ever dalek story). You never quite knew how he was going to behave. Came closest to the original series' idea of "an old man who is cantankerous and sometimes forgets things".

Later doctors got increasingly tamer and sillier.

Pat Troughton also quite good, I liked his catchphrase "oh my giddy aunt" when things suddenly got tough.
